Question 5 Applied bias changes both depletion width and peak field For a fixed abrupt junction, W ∝ √Vj and Emax ∝ √Vj. At zero bias Vbi = .800 V and W0 = .400 µm. Use Vj = Vbi −Va, with positive Va for forward bias. p n −xp xn increasing reverse bias: wider W Schematic; labels, not drawing lengths, specify the data. (a) Find W under .600 V forward bias and under 2.40 V reverse bias. (b) Find the peak field magnitudes in both cases using Emax = 2Vj/W.

Question 5 - Solution Applied bias changes both depletion width and peak field p n −xp xn increasing reverse bias: wider W (a) Method and calculation WF = W0 √ (.800 −.600)/.800 = .200 µm . WR = W0 √ (.800 + 2.40)/.800 = .800 µm . (b) Interpretation and further calculation Emax,F = 2(.200)/(.200 × 10−6) = 2.00 × 106 V/m . Emax,R = 2(3.20)/(.800 × 10−6) = 8.00 × 106 V/m . Physical check Reverse bias widens the depleted region while increasing its field. The formulas exclude breakdown and strong forward injection that invalidates the depletion approximation.

Question 5

Applied bias changes both depletion width and peak field

For a fixed abrupt junction, W∝VjW\propto\sqrt{V_j} and Emax∝VjE_{\max}\propto\sqrt{V_j}. At zero bias Vbi=.800VV_{bi}=.800\,\mathrm V and W0=.400μmW_0=.400\,\mu\mathrm m. Use Vj=Vbi−VaV_j=V_{bi}-V_a, with positive VaV_a for forward bias.

Diagram shown in the original SVG worksheet.

  1. Find W under .600 V forward bias and under 2.40 V reverse bias.

  2. Find the peak field magnitudes in both cases using Emax=2Vj/WE_{\max}=2V_j/W.

Question 5 - Solution

Applied bias changes both depletion width and peak field

Diagram shown in the original SVG worksheet.

(a) Method and calculation

WF=W0(.800−.600)/.800=.200μm.\boxed{W_F=W_0\sqrt{(.800-.600)/.800}=.200\,\mu\mathrm m}.WR=W0(.800+2.40)/.800=.800μm.\boxed{W_R=W_0\sqrt{(.800+2.40)/.800}=.800\,\mu\mathrm m}.

(b) Interpretation and further calculation

Emax⁡,F=2(.200)/(.200×10−6)=2.00×106V/m.\boxed{E_{\max,F}=2(.200)/(.200\times10^{-6})=2.00\times10^6\,\mathrm{V/m}}.Emax⁡,R=2(3.20)/(.800×10−6)=8.00×106V/m.\boxed{E_{\max,R}=2(3.20)/(.800\times10^{-6})=8.00\times10^6\,\mathrm{V/m}}.

Physical check

Reverse bias widens the depleted region while increasing its field. The formulas exclude breakdown and strong forward injection that invalidates the depletion approximation.
